Abstract: The incorporation of materials alternative to classical silicon into the transistor channel with a carrier mobility exceeding that of silicon is

compulsory for the development of the next technology nodes of MOSFETs. In that perspective, III/V and (quasi)-2D semiconductors offer attractive

physical properties over silicon with their low electron and (light and heavy holes) effective masses (primarily responsible for the high electron and

hole drift mobilities). For these semiconductors to become ideal candidates for future MOSFET devices, they need to be associated with a suitable

high-dielectric constant oxide capable to unpin the Fermi level and to form thermodynamically stable interfaces with a low trap density.

Unfortunately, current III/V-high-k combinations suffer from a high density of interface and bulk defects that lead to threshold voltage shifts, charge

trapping in the insulator, leakage currents,... and are potential sources of instability. Consequently, there is a need to
