Thawing
Allow the container to reach room
temperature before use. After
removing from the freezer, set the
syringes vertically for thawing. Refer
to Syringe Thaw Time chart below for
the thaw time recommendation.
DO NOT open the container before
contents reach ambient temperature.
Any moisture that collects on the
thawed container should be removed
prior to opening the container.
DO NOT re-freeze. Once thawed to
room temperature, the adhesive should
not be refrozen.
Adhesive Application
Thawed adhesive should be
immediately placed on dispense
equipment for use. If the adhesive is
transferred to a final dispensing
reservoir, care must be exercised to
avoid entrapment of contaminants
and/or air into the adhesive. Adhesive
must be completely used within the
18-hour period. Silver-resin separation
may occur if the adhesive is left out at
ambient beyond the recommended
work life.
Apply enough adhesive to achieve a
25-50 μ m (1-2 mil) wet bondline
thickness, dispensed with
approximately 25%-50% filleting on
all sides of the die. Alternate dispense
amounts may be used depending on
the application requirements. Star or
cross-shaped dispense patterns will
yield fewer bondline voids than the
matrix style of the dispense pattern.

本 产 品 在 使 用 之 前 , 先 将 其 回 温 至
室 温 。 在 冰 箱 中 取 出 后 , 将 针 筒 垂

回 温 后 的 胶 必 须 立 即 放 在 点 胶 设 备
上 加 以 使 用 。 如 果 需 要 把 胶 转 移 到
后 期 点 胶 器 里 面 , 要 小 心 操 作 , 切
忌 在 转 移 过 程 中 带 入 杂 质 或 空 气 。
回 温 后 的 胶 必 须 在 18 小 时 内 全 部 使
用 完 。 超 出 工 作 时 间 后 , 放 置 在 室
温 下 的 胶 会 发 生 银 粒 子 与 树 脂 的 分
离 。
滴 加 足 够 的 胶 , 使 之 形 成 25-50 μ
m(1-2 mil) 的 湿 胶 层 厚 度 , 并 且 芯 片
四 周 的 胶 层 倒 角 高 度 近 似 为 25%-
50%。 可 以 根 据 使 用 要 求 来 调 整 点
胶 量 。 星 型 或 十 字 型 图 案 的 点 胶 方
式 比 矩 阵 型 的 点 胶 方 式 的 胶 层 气 泡
