NoSWEEP Wire Bond Encapsulant<br />

NoSWEEP wire bond encapsulants are the flagship product line of <strong>Polysciences</strong>’ Electronic Adhesives & Encapsulants<br />

Selection division. NoSWEEP eliminates wire sweep during transfer molding by locking the wires together. This<br />

patented technology is ideal for ultra fine pitch wire bonds, multi-tier bonding and 3-D packaging. NoSWEEP can be<br />

dispensed on conventional off-line dispense systems or in-line on an on-wire bonder dispenser made by Kulicke and<br />

Soffa. There are UV, UV/Thermal and thermal cure versions.<br />

The thermal cure glob top versions of NoSWEEP are designed for full device encapsulation. These products offer JEDEC<br />

(see page 321 JEDEC reference guide) level 2A reliability and are designed to work with lead free (260°C) re-flow (see<br />

JEDEC reliability test references). There is also a compatible dam for package designs which are not glob top friendly.<br />

NoSWEEP Wire Bond Encapsulant<br />

The patented technology Ring-lock dispense method (developed jointly with Kulicke & Soffa) was<br />

created especially for lead-frame and 3-D packages. NoSWEEP s unique high performance<br />

epoxy chemistry allows a very small bead of material to be extruded across the wires. The material<br />

encapsulates a small section of the wires and is then UV gelled to lock the polymer and the wires<br />

in place before molding. Because only a very small amount of polymer is used, this process is an<br />

extremely cost effective solution for wire sweep and allows much broader design leeway.<br />

OptiCLEAR Liquid Encapsulant<br />

OptiCLEAR is a transparent liquid encapsulant. These 100% solids,<br />

no odor epoxies, can be UV and/or thermally cured for maximum<br />

process flexibility. They are engineered to work well when applied in<br />

thick or thin films, available in several viscosity ranges. OptiCLEAR <br />

LoSTRESS Liquid Encapsulant<br />

LoSTRESS Epoxy encapsulants have a low modulus of elasticity which puts minimal cure stress<br />

on fragile ceramic and/or flexible substrates. These encapsulants are novel, epoxy-based 100%<br />

solids, single component liquid semiconductor encapsulants designed for devices requiring high<br />

toughness, flame retardancy and strong adhesion to various substrates such as metal, ceramic<br />

and organic. LoSTRESS is especially suitable for SAW filter applications. LoSTRESS can<br />

virtually eliminate warp on ceramic substrates due to the low cure stress. Dam and fill and glob<br />
