CEFIPRA Centre Franco-Indien pour la Promotion de la Recherche Avancée Duration: Three years (August, 2010 to July, 2013) Objectives Research Activities 2010-11 Other Priority Areas : Technology for Information and Communication i) Development of Compact Models for the Electrostatics of Asymmetric DG Transistors a) Explicit modeling of body potential as a function of Gate Voltage b) Modeling of threshold voltage, short channel effect, drain induced barrier lowering and sub-threshold slope c) Modeling of inversion charge d) Modeling of energy quantization effects ii) Development of Compact Models for the Electrodynamics of Asymmetric DG Transistors a) Closed form drain current model b) Modeling of large signal parameters c) Modeling of small signal parameters Accomplishments i) The focus was on Terminal charge modeling and charge linearization as it is probably the most important component of a compact model. So far only two charge models have been proposed which uses two different types of charge linearization technique. A comparison has been made between the two charge models ii) It is found that the model proposed by PSP group have the advantage of having source/drain symmetry (a absolute requirement for some RF circuit design) however it often leads to discontinuity in transcapacitance profile and shows wrong trend when the potential profile of the one side of the channel is Trigonometric in nature and other side is Hyperbolic in nature. The second model is more accurate than PSP model, and devoid of any discontinuity in transcapacitance characteristics. However it lacks the source/drain symmetry iii) One improved charge model being developed, which would be accurate for all operating region and at the same time should be able to preserve the source/drain symmetry.
