3.2 ASSEMBLY<br />

The process control and inspection pOints <strong>of</strong> the assembly operation are explained and listed below:<br />

1. Die Inspection:<br />

Following 100% inspection by manufacturing, in-process Quality Control samples each lot according to internal<br />

or customer specifications and standards.<br />

2. Die Attach Inspection:<br />

Visual inspection <strong>of</strong> samples is done periodically on a machine/operator basis. Die Attach techniques are monitored<br />

and temperatures are verified.<br />

3. Die Shear Strength:<br />

Following Die Attach, Die Shear Strength testing is performed periodically on a machine/operator basis. Either<br />

manual or automatic die attach is used.<br />

4. Wire Bond Inspection:<br />

DIE ADHESIVE THICKNESS MONITOR RESULTS. (JEOL SEM, JSM IC845)<br />

Visual inspection <strong>of</strong> samples is complemented by a wire pull test done periodically during each shift. These<br />

checks are also done on a machine/operator basis and XR data is maintained.<br />

5. Pre-Seal/Pre-Encapsulation Inspection:<br />

Following 100% inspection <strong>of</strong> each lot, samples are taken on a lot acceptance basis and are inspected<br />

according to internal or customer criteria.<br />
