power MMIC amplifier fabricated<br />
on Qorvo‘s production<br />
0.15 um GaN on SiC process<br />

Ultra-miniature, Ultra-low<br />
Phase Noise Oscillators<br />
Mercury Electronics Europe has<br />
announced a new range of ultraminiature,<br />
ultra-low phase noise<br />
crystal oscillators that are ideal<br />
for use in embedded automotive<br />
applications. The new surface<br />
mount HJ22 oscillators offer<br />
15 pF load LVCMOS output at<br />
frequencies from 20 to 50 MHz<br />
with typical RMS phase jitter<br />
of just 48 fs, 300 fs maximum.<br />
Phase noise characteristics of<br />
-153 dBc/Hz at 10 kHz offset<br />
and -166 dBc/Hz at 100 kHz<br />
offset (49.152 MHz output frequency,<br />
3.3 V input model) are<br />
significantly better when compared<br />
with standard oscillators.<br />
Housed in an ultra-miniature surface<br />
mount package measuring<br />
just 2.5 x 2 x 0.9 mm, the new<br />
HJ22 oscillators are available<br />
with 1.8, 2.5 or 3.3 V power supply<br />
requirements and offer typical<br />
current consumption of just 3<br />
mA, 5 mA maximum. Frequency<br />
stability over both commercial<br />
(-10 to +70 °C) and industrial<br />
(-40 to +85 °C) can be specified<br />
as ±25, ±50 or ±100 ppm<br />
as standard. MEC Europe can<br />
also provide non-standard frequency<br />
stability specifications.<br />
Specifications include ageing of<br />
±3 ppm/year maximum for first<br />
year, start-up time of 0.8 ms typical,<br />
5 ms maximum, rise/fall time<br />
of 5 ns typical, 10 ns maximum<br />
and duty cycle (symmetry) of<br />
50% ±5%. Output enable/disable<br />
is provided as standard.<br />

20 GHz Discrete GaAs pHEMT<br />

sales support for a discrete<br />
180-Micron pHEMT which operates<br />
from DC to 20 GHz. The<br />
QPD2018D is designed using<br />
Qorvo’s proven standard 0.25<br />
µm power pHEMT production<br />
process. This process features<br />
advanced techniques to optimize<br />
microwave power and efficiency<br />
at high drain bias operating conditions.<br />
The QPD2018D typically<br />
provides 22 dBm of output<br />
power at P1dB with gain of<br />
14 dB and 55% power-added<br />
efficiency at 1 dB compression<br />
making it appropriate for high<br />
efficiency applications. Bias<br />
voltage is 8 V for broadband<br />
wireless, aerospace and defense<br />
applications.<br />
