für zukünftige RRAM Applikationen<br />

Das Hauptziel dieses Projekts ist die kostengünstige funktionelle<br />
Diversifizierung von SiGe:C-BiCMOS-Technologien<br />
durch die back-end-of-line (BEOL)-Integration von Metall-Isolator-Metall<br />
(MIM)-Speicherzellen. Diese Strukturen<br />
erlauben eine vergleichsweise einfache Realisierung<br />
eingebetteter nichtflüchtiger Speicherzellen (NVM), die<br />
auf dem resistiven Schalten von mindestens zwei Widerst<strong>and</strong>swerten<br />
eines geeigneten Materials basieren.<br />
Derzeit basiert die überwiegende Mehrheit nichtflüchtiger<br />
Speicher auf dem Floating-Gate (Flash). Verschiedene<br />
alternative nichtflüchtige Speicher, wie Resistive<br />
R<strong>and</strong>om Access Memory (RRAM), Ferroelectric R<strong>and</strong>om<br />
Access Memory (FeRAM), Phase-Change R<strong>and</strong>om Access<br />
Memory (PCRAM) und Magnetic R<strong>and</strong>om Access Memory<br />
(MRAM) sind Gegenst<strong>and</strong> der aktuellen Forschung.<br />
Derzeit stellen RRAM, die auf dem Widerst<strong>and</strong>sschalten<br />
in Übergangsmetalloxiden beruhen, einen viel versprechenden<br />
Ansatz für eingebettete nichtflüchtige Speicher<br />
dar. Die resistiven Schalteigenschaften wurden in<br />
kondensatorähnlichen Strukturen mit verschiedenen<br />
halbleitenden und isolierenden Übergangsmetalloxiden,<br />
wie NiO, TiO 2 , Cu 2 O, Cr-dotierten SrZrO 3 und Crdotierten<br />
SrTiO 3 beobachtet, die zwischen zwei metallischen<br />
Elektroden eingefügt sind. Aufgrund von dessen<br />
weiter Verbreitung in Siliziumtechnologien verfolgt das<br />
<strong>IHP</strong> den Ansatz, Hafniumdioxid (HfO 2 ) als schaltbares<br />
Metalloxid mit CMOS-kompatiblen Metallelektroden zu<br />
verwenden.<br />

the main goal of this project is to provide cost-effective<br />
functional diversification of SiGe:C BiCMoS<br />
technologies by back-end-of-line (Beol) integration<br />
of metal-insulator-metal (MIM) memory cells. these<br />
structures allow a comparatively easy realization of<br />
embedded non-volatile memory (nVM) cells based on<br />
at least two resistance states in suitable materials.<br />
today, the majority of non-volatile memory devices<br />
are based on the floating gate device (Flash). Various<br />
alternative nVM concepts, such as resistive r<strong>and</strong>om<br />
access memory (RRAM), ferroelectric r<strong>and</strong>om access<br />
memory (FeRAM), phase-change r<strong>and</strong>om access memory<br />
(pCRAM) <strong>and</strong> magnetic r<strong>and</strong>om access memory<br />
(MRAM) are under investigation.<br />
Currently, RRAM based on resistive switching in transition-metal<br />
oxides is considered a promising c<strong>and</strong>idate<br />
for embedded non-volatile memory. the resistive<br />
switching effect has been observed in capacitor-like<br />
MIM structures containing various semiconducting<br />
<strong>and</strong> insulating transition-metal oxides, such as nio,<br />
tio 2 , Cu 2 o, Cr-doped SrZro 3 <strong>and</strong> Cr-doped Srtio 3 s<strong>and</strong>wiched<br />
between two metal electrodes. the resistive<br />
switching behaviours differ depending on the oxides<br />
<strong>and</strong> /or combinations of oxide <strong>and</strong> metal electrode.<br />
Due to its widespread use in silicon technologies, IHp<br />
is focused on hafnium dioxide (Hfo 2 ) as a desirable<br />
switching oxide with CMoS compatible metal electrodes.
