The voltage-controlled oscillator is turned by the twovaractors based on parasitic PN junction diode <strong>of</strong> P+ active and N-well, as shown in.There are totally 18 and 186 unit PN junction diodes for the two varactors. Each diodehas around 2.1fF at 1V reverse bias and the capacitance changes around 15% per volt.Each diode also shares around 1.5fF Nwell-to-substrate parasitic capacitance whichfurther reduces the tuning range <strong>of</strong> the varactor. The overall tuning range <strong>of</strong> thevaractors is only about 9% per volt, from 0.74pF to 0.8pF.N+P+N wellP substrateFig. 25 Cross section <strong>of</strong> the parasitic PN junction varactorThis parasitic PN junction varactor has the quality factor <strong>of</strong> around 30 by minimizingthe size <strong>of</strong> unit diode in the array. As the quality factor <strong>of</strong> the diode degrades a lot whenthe diode is forward-biased, the available biasing range <strong>of</strong> the diode is very limited asthe cathode is connected to the large-swing output. However, it is not a problem in thisdesign because the diode is always 1V reversed-biased with variation <strong>of</strong> only 0.1V.InductorThe inductors used are double-layer (Metal 3 and Metal 2) circular spiral inductors. Thespiral inductor is designed and simulated by the ASITIC program 14 . The inductance is6.6nH and the parallel parasitic capacitance is 0.6pF. However, since the programignores loss due to the substrate eddy current, the quality factor <strong>of</strong> the inductorcalculated by the program is totally incorrect.
