The influence of annealing temperatures ranging from 450°C to 800°Con the structure and optical properties of the films were systematically investigatedusing the XRD; SEM and photoluminescence (PL). The films show apolycrystalline hexagonal wurtzite structure which were prepared using the fistsystem have preferential orientation along (002) direction and the other withoutpreferred orientation. The SEM surface image of the films formed at 450 0 C showthat the medium-sized grain is about 15nm. The PL spectra of the ZnO films displaytwo emission bands, predominant ultraviolet (UV) emission and weak deep levelvisible emission. It is observed that the ZnO film annealed at 450°C exhibits thestrongest UV emission intensity and loses completely visible emission which isattributed to the good crystalline quality of the ZnO film and the low rate offormation of intrinsic defects at such low temperature. The cryogenic temperaturephotoluminescence of ZnO films at different medium-sized grains were studied anddiscussed.99
