Figure 10 Size evolution of the tunneling dI/dV versus V characteristics of singleInAs QDs displaced vertically for clarity. The position of the centers of the zerocurrentgap showed nonsystematic variations with respect to the zero bias, of the orderof 0.2 eV, probably due to variations of local offset potentials. For clarity ofpresentation, we offset the spectra along the V direction to center them at zero bias.Representative nanocrystal radii are denoted. All spectra were acquired at T = 4.2 K.We first compare the size dependence of the bandgap E g as extractedfrom the tunneling data, with the nanocrystal sizing curve (Fig. 11a). Thesizing curve (open diamonds) was obtained by correlating the average nanocrystalsize, measured using TEM, with the excitonic bandgap of the samesample [48]. To compare these data with the tunneling results, we have addeda correction term, 1.8e 2 /er, to compensate for the electron–hole excitonicCopyright 2004 by Marcel Dekker, Inc. All Rights Reserved.
